Flip-Chip-Technologie auf keramische Substrate

Das Ziel dieser Arbeit ist, die Grenzen des traditionellen thermischen Managements für die Flip-Chip-Technologie auf LTCC-Modulen für mobile Handgeräte aufzuzeigen und die Zuverlässigkeit bezüglich rascher und langsamer Temperaturwechselbelastungen zu untersuchen. In der traditionellen LTCC-Technologie gibt es zwei Varianten, um den Wärmetransport zu erhöhen, vertikal angeordnete thermische Durchkontaktierungen und horizontale Wärmespreizer. Weiter wird der Einfluss des Underfillers und des Bump-Materials untersucht. Für die thermischen Untersuchungen werden sowohl Messungen an produktnahen Proben als auch FE-Simulationen verwendet. Ferner sollen weiterführende Möglichkeiten des thermischen Managements gefunden und bewertet werden, auch wenn die aufwendigeren Prozesse und Materialkombinationen noch nicht die Anforderungen an eine Massenfertigung erfüllen. Um das thermische Management zu verbessern, wurden die Möglichkeiten der Cavities, die mechanische Nachbearbeitung von LTCC-Modulen, das Sputtern und das galvanische Abscheiden zur Metallisierung eingesetzt. Die Zuverlässigkeit des traditionellen LTCC-Flip-Chip-Moduls wurde durch experimentelle Zuverlässigkeitsuntersuchungen charakterisiert. Dafür wurden Daisy-Chain-Aufbauten mit und ohne Underfill verwendet. Zur Beurteilung der Lotstelle und der Rissausbreitung wurden Querschliffe, Lichtmikroskop- und REM- Aufnahmen benutzt.

The aim of this work is to find the limits of the traditional thermal management for Flip-Chip-technology on LTCC-modules for mobile handsets and to investigate the reliability of the modules for thermal cycling and thermal shock. Inside a mobile handset, the heat transportation is dominated by one of three different ways i.e. the main part of heat transportation is heat conduction. The share of convection and radiation can normally be neglected. There are two different design possibilities to improve the thermal performance in the traditional LTCC-technology. The first is the usage of vertical thermal vias and the second is the possibility of integrating horizontal heatspreaders. Both design options increase the overall metal content in the ceramic-metal compound, which improve the overall thermal conductivity. Further the usage of underfill and different bump material was investigated due to the thermal resistivity. The two bump materials were SnAgCu-solder and copper-pillar with an SnAg-cap. The thermal investigations were realized with measurements on product-like samples and by using FE- simulations. Beyond this, further possibilities for thermal management should be investigated and evaluated. In this part of the work, advanced processes and new material combinations were used, even though they yet do not meet the requirements regarding mass production, cost and process ability. In order to improve the thermal performance, cavities as well as mechanical grinding were used to reduce the distance between the heat source and the heat sink. In addition, sputtering and electroless plating were used to create the metallization, which partly was three-dimensional. These complicated solutions give great improvement in the thermal performance and thus higher power losses can be used at the same semiconductor junction temperature. In order to characterize the reliability of the traditional Flip-Chip-LTCC- modules investigations on thermal shock and thermal cycling were performed. These investigations were carried out experimentally using daisy chain modules with and without underfill. The daisy chain resistivity was measured offline. Cross sections, optical microscopy and REM were used for the solder joint and crack propagation assessment.
