Kurzfassung
Bei der sogenannten Dotierstoffsegregation reichern sich Dotierstoffatome an der Metall/Halbleitergrenzfläche an. Die Konzentration der Dotierstoffe kann dabei bis zur Entartung des Halbleiters getrieben werden. Da die Silizidierung lediglich unterhalb des Metalls erfolgt, ergeben sich vergleichbar zum selektiven Emitter ebenfalls zwei unterschiedlich stark dotierte Gebiete, wobei der Passivierungsbereich auf Rekombinationsverluste hin optimiert werden kann. Der Prozess ist selbstjustierend, da die Anreicherung der Dotierstoffe ausschließlich unterhalb des Kontakts stattfindet, so dass sich dieses Konzept als selbstjustierender selektiver Emitter definieren lässt. Im Rahmen dieser Arbeit erfolgt die Anwendbarkeit der Dotierstoffsegregation auf Solarzellenebene. Dabei wird die durch eine Nickelsilizidierung induzierte Kontaktformation und deren Einfluss auf den Füllfaktor der Solarzelle untersucht. Die theoretischen Rahmenbedingungen der Dotierstoffanreicherung werden festgelegt und das Design des Emitters anhand von Simulationen optimiert. Dabei wird im Besonderen ein mit der Segregationsschicht einhergehender Feldeffekt unterhalb des Kontakts analysiert. Die Einführung einer neuen Terahertz - Messmethodik ermöglicht dabei die simultane Messung der Dotierstoffkonzentration und der Ladungsträgerlebensdauer, wodurch sich der Einfluss der Dotieranreicherung auf die relevanten physikalischen Größen der Solarzelle bestimmen lässt. Eine mannigfaltige Anwendbarkeit der Dotierstoffanreicherung zeigt neben der Variation der Konzentration von diffundierten Phosphoremittern auch die Entwicklung eines neuartigen Vorderseiten-Aluminiumemitters auf n-Typ Siliziumsubstrat.The so-called dopant segregation causes an accumulation of dopant atoms at a met-al/semiconductor interface. The concentration of the dopants can thereby be increased to the de-generation limit of the semiconductor. Because the applied silicidation only takes place beneath the metal, two different doping areas are formed, a high dopant concentration beneath the metal and a low concentration in the passivation area, which can be optimized with regard to recombination losses. Therefore, the resulting structure regarding the doping concentration is comparable to a selective emitter structure. The process is self-adjusting, thus this concept can be defined as self-adjusting selective emitter. This work shows the applicability of the dopant segregation to solar cell level. Therefore, nickel silicidation is investigated with regard to contact formation and its influence on the fill factor of the resulting solar cell. The theoretical boundary conditions are derived and the emitter design is optimized by using numerical simulations. Especially, a surface field effect induced by the segregation layer is analyzed. Further, a novel Terhertz-measurement technique is introduced, enabling the simultaneous determination of doping concentration and excess carrier lifetime. This allows to identify the influence of the doping segregation to all relevant physical parameters of the solar cell. Aside the application of the dopant segregation to phosphorous solar cell emitters this works demonstrates a fabrication of a front side aluminium emitter solar cell utilizing n-type silicon substrate.
