Kurzfassung
In dieser Arbeit werden halbleitende Kupferoxid- und Kupfersulfid-Nanopartikel charakterisiert und modifiziert, welche durch ein innovatives Solarzellenkonzept als aktive Absorbermaterialien z.B. in die bereits etablierte siliziumbasierte Dünnschichttechnologie integriert werden sollen. Die Nanopartikel-Materialien wurden dabei mit Fokus auf hohe Materialverfügbarkeit, Umweltverträglichkeit, hohen Absorptionskoeffizienten und geeignete Bandlücke ausgewählt. Der Vorteil dieses Konzepts liegt darin, dass der Herstellungsprozess und die Optimierung der Absorbermaterialien von der Modulproduktion getrennt werden. Auf diese Art könnten Nanopartikel mit hoher elektronischer Qualität, z.B. durch Hochtemperaturprozesse oder in chemisch reaktiver Umgebung, hergestellt werden, während die Modulproduktion weiterhin durch kostengünstige Prozesse bei niedrigen Temperaturen realisiert werden kann. In vorausgegangenen Arbeiten wurde gezeigt, dass eine Temperaturbehandlung von Kupfer(II)oxid-Nanopartikeln (CuO) unter den richtigen Bedingungen zu sehr hoher Materialqualität bzgl. Der optoelektronischen Eigenschaften führt. Auch eine Umwandlung der CuO-Nanopartikel in Kupfer(I)oxid (Cu2O) wurde durch Tempern der Partikel bei hoher Temperatur in sauerstoffarmer Umgebung erreicht.In der vorliegenden Arbeit wird gezeigt, dass eine Verbesserung der Mikrostruktur der CuO-Nanopartikel sowie eine Reduktion der Defektdichte auch durch eine dauerstrich Laserbehandlung in Luft erzielt werden kann. In Stickstoffatmosphäre kann das Ausgangsmaterial durch eine Laserbehandlung in Cu2O umgewandelt werden. Eine Laserbearbeitung hat den Vorteil, dass Bereiche einer Probe selektiv modifiziert werden können, was z.B. die Verwendung von nicht-hochtemperaturbeständigen Substraten oder ein Nachbehandeln der Partikel in der Solarzelle ermöglicht. Durch Auswertung der Spektren von Mikro-Raman- und Photolumineszenz- (PL) Rastermessungen an einer im Ofen bei 1000°C in Stickstoffatmosphäre behandelten Cu2O-Probe wird gezeigt, dass die Variation der strukturellen Eigenschaften über der Probe sehr gering ist, während die Variation der elektronischen Eigenschaften, insbesondere der Defektstruktur, sehr groß ist. Die Charakterisierung der Defektstruktur der Cu2O-Probe wird durch die Analyse von PL-Spektren, welche bei einer Probentemperatur von 93 K aufgenommen wurden, realisiert. Dabei werden Emissionsbanden von verschiedenen Defektübergängen sowie von exzitonischen Übergängen detektiert und identifiziert. Anhand von PL-Spektren, welche bei Probentemperaturen zwischen 90 K und 290 K aufgenommen wurden, kann die Größe der exzitonischen Bandlücke und die Halbwertsbreite der exzitonischen Emission, welche besonders durch Verspannungen im Kristall und die Defektkonzentration beeinflusst werden, ermittelt und mit Literaturwerten von hochreinem Cu2O-Volumenmaterial verglichen werden. Als Ergebnis wird eine erhöhte Defektkonzentration bei dem vorliegenden Cu2O-Material verifiziert. Die Analyse der Kupfersulfid-Nanopartikel mittels Transmissionselektronenmikroskopie und Röntgenbeugung zeigt, dass das Material in einem Phasengemisch bestehend aus Djurleit, high Digenit und tetragonalem Chalkosin vorliegt. Bei dem Ausgangsmaterial wird mittels PDS-Messungen eine starke Absorption von freien Ladungsträgern beobachtet, welche insbesondere von den nichtstöchiometrischen CuxS-Phasen (1,1 < x < 2) hervorgerufen wird. Durch eine Temperaturbehandlung können die Kupfersulfid-Nanopartikel größtenteils in die stöchiometrische α-Chalkosin-Phase (Cu2S) umgewandelt werden. Die Absorption freier Ladungsträger wird dadurch deutlich reduziert, sodass die α-Chalkosin-Bandkante bei Absorptionsmessungen detektiert werden kann. Ein intensives PL-Signal mit Maximum bei etwa 1,2 eV wird als Überlagerung von α-Chalkosin-Bandkantenlumineszenz und Donator-Akzeptor-Paar-Übergang interpretiert. Mittels plasmaunterstützter-CVD werden 50 nm amorphes Silizium (a-Si:H) auf einer Probe mit Kupfersulfid-Nanopartikeln deponiert und anschließend die Einflüsse der Depositionsbedingungen und des a-Si:H auf die optoelektronischen Eigenschaften der Nanopartikel untersucht. PL-Messungen mit partieller Anregung der Kupfersulfid-Nanopartikel zeigen, dass sich α-Chalkosin gebildet hat und die PL-Effizienz im Vergleich zu den im Ofen getemperten Proben deutlich zugenommen hat. Die Verbesserung der Materialqualität kann teilweise durch passivierende Eigenschaften des Wasserstoff-Plasma und des a-Si:H erklärt werden.The present thesis deals with the characterization and modification of semiconducting copper oxide and copper sulfide nanoparticles with respect to their use as active absorber material in an innovative solar cell concept. The well-established silicon based thin-film solar cell technology can be the basis for this concept and provides cost-effective production. Important requirements for the industrial relevance of the investigated materials, such as being earth abundant, environmentally friendly, as well as possessing both high absorption coefficients and suitable band gaps are fulfilled. The advantage of the concept is the decoupling of the nanoparticle absorber material optimization process from the module production. In this way, nanoparticles with high electronic quality can be prepared by high temperature processes or in chemically reactive environment while the subsequent module production is realized by economic processes at low temperature. Previous works have shown that proper annealing of the copper(II) oxide (CuO) nanoparticles leads to high quality material with respect to optoelectronic properties. In particular, in reducing atmosphere at high temperatures the phase transformation from CuO to copper(I) oxide (Cu2O) is possible. In the current thesis it is shown that laser annealing in air leads to an improved micro-structure and a reduced defect density of the CuO nanoparticles. Furthermore, laser annealing in nitrogen atmosphere can transform the starting material into Cu2O. Laser annealing has the advantage that selective parts of the sample can be modified. Thus, substrates that are not resistant to high temperature can be used and e.g. a post treatment of the particles in the solar cell is possible. Moreover, a CuO sample transformed into Cu2O by annealing at 1000°C in nitrogen atmosphere is investigated by micro Raman and photoluminescence (PL) scanning measurements. It is shown, that the variation of structural properties is low while the variation of the electronic properties, in particular the defect structure, is very large. The characterization of the defect structure is realized by studying PL spectra, which were taken at a sample temperature of 93 K. Here, emission bands of different defect transitions, as well as excitonic transitions are detected and identified. The analysis of PL spectra taken at sample temperatures between 93 K to 290 K made it possible to calculate the excitonic band gap and the full width at half maximum of the excitonic emission. Stress in the crystal and the defect concentration are found to have an impact to these quantities. Therefore, the values are compared to those found in the literature of pure Cu2O bulk material. The comparison reveals a higher defect concentration for the investigated Cu2O material.The analysis of the copper sulfide nanoparticles by transmission electron microscopy and x-ray diffraction shows that the material consists of a phase mixture composed of djurleite, high digenite, and tetragonal chalcocite. Additionally, photo-thermal deflection spectroscopy reveals an intense free carrier absorption, which is assigned to off-stoichiometric CuxS phases (1.1 < x < 2). By a temperature treatment the copper sulfide nanoparticles can be transformed into stoichiometric α-chalcocite (Cu2S). Hence, the free carrier absorption is significantly reduced and the α-chalcocite band edge can be observed in absorption measurements. An intense PL signal with a maximum at 1.2 eV is interpreted as a superposition of α-chalcocite band edge luminescence and donor-acceptor pair transition. An amorphous silicon (a-Si:H) thin film of 50 nm in thickness is deposited onto a copper sulfide nanoparticle sample by use of plasma enhances chemical vapor deposition. Subsequently, the influences of the deposition conditions and the a-Si:H to the electronic properties of the nanoparticles are investigated. PL measurements with partial excitation of the copper sulfide nanoparticles reveal that α-chalcocite has been formed. Additionally, the PL efficiency is significantly increased compared to the oven annealed sample. Finally, the improvement of the material quality can be partially explained by passivating properties of the hydrogen plasma and the a-Si:H.
